[Zn(CH,COO) ·2H 0], ammonium acetate (CH3COONH) and aluminum nitrate [A1(NO)3·9H O] on a glass substrate. The N-A1 co-doped P-type zinc oxide film was formed. The effects of precursor solution concentration, carrier gas flow rate and pyrolysis temperature on the experimental results were investigated. The crystal structure and surface morphology of the film were characterized by XRD and SEM. The results show that the prepared film is a zinc oxide film with a hexagonal wurtzite structure with uniform surface and compact structure. The film was tested for electrical and photoluminescence properties. The results show that the prepared film is a P-type zinc oxide film. The photoluminescence of the film has the characteristics of zinc oxide film.
